Three hybrid materials (MST, VST and GST) based on (3-methacryloxypropyl)-silsesquioxane (MS), Vinyl-silsesquioxane (VS), (3-glycidoxypropyl)-silsesquioxane (GS) and modified with tetraethoxysilicate (TEOS) were prepared using hydrolytic condensation. The dielectric constant (εr) testing profiles of MST, VST and GST with 0, 5, 10, 15, 20 and 25 wt-% TEOS can be divided into three frequency ranges (0.10-21.54, 21.54-100.00 and 100.00-1000.00 KHz). MST has the lowest εr due to the larger-sized methacryloxy groups and GST has the highest εr due to the ring-opening of the epoxy groups. The influence of the TEOS fractions of MST, GST and VST on the εr values and surface morphology was also analyzed.
